The roughness analysis of metal coatings by STM technique part IV: The relation between brightness and mechanisms of metal electrodeposition

Abstract
In this work is given the analysis of roughness of copper coatings electrodepositedfrom a sulfate bath in the presence of modified polyglycol ether (Lutron H F 1), PEG 6000 and 3 - mercapto alkane sulfonate, by methodology which is described in part I of this work. It was shown that the electrodeposition of copper in the presence of these additives follows KPZ model. On the basis of the obtained results, mechanisms which can lead to electrodeposition of bright metal coatings are proposed.
U ovom radu je data analiza hrapavosti prevlaka bakra istaloženih iz sulfatnog kupatila sa dodatkom modifikovanog poliglikol etra, polifetilen glikol)-a Mn = 6000 (PEG 6000) i 3 - merkapto alkan sulfonata kao aditiva za sjaj, metodologijom koja je opisana u I delu ovog rada. Pokazano je da se taloženje bakra u prisustvu ovih aditiva odvija po mehanizmu koji sledi KPZ model. Na osnovu dobijenih rezultata, predloženi su mehanizmi koji mogu da dovedu do taloženja sjajnih metalnih prevlaka.
