AB  - Thermal, elastic and electronic transport properties of ion-modified silicon samples were investigated by a photoacoustic frequency transmission technique. The experimental photoacoustic data vs. the modulation frequency were measured and analyzed. The experimental results show a clear influence of the process of ion-modification to the photoacoustic signal.
The thermal, elastic and electronic transport parameters of ion-modified semiconductors were obtained by comparing the experimental and the theoretical photoacoustic signals, which provide an indicator of the degree of modification.

AB  - A model was derived in order to study the dependence of the photoacoustic signal on the thermal, elastic and carrier
transport properties of two-layer samples. The various systems were considered: the conductor-semiconductor, the insulator-semiconductor and the semiconductor-semiconductor system. The semiconductor-semiconductor system is possible to take in consideration as a general  configuration, where the other two are the special classes. In the following theoretical analysis, thermodiffusion, thermoelastic and electronic deformation contributions have been used in order to interpret the photoacoustic effect in a two-layer system.

AB  - Anisotropy in the thermal properties in α SiO2 single crystals SC cut mode 1 and mode 2 was investigated using the photoacosutic (PA) frequency transmission technique. The PA amplitude and phase diagrams were measured and numerically analyzed. The obtained results for the thermal diffusivity for SC mod1 was 0.34×10-5 m2/s while it was 0.40×10-5 m2/s for mode 2. The differences in PA spectra for both SC cuts were larger compared with much smaller differences which were observed using infrared reflectivity spectra.

AB  - The thermal diffusivity and some electronic transport properties of semiconducting ore mineral marmatite (ZnS:Fe) from the Trepča mine (Yugoslavia) were determined using a photoacoustic method with a transmission detection configuration. Thermal diffusivity, coefficient of carrier diffusion, the excess carrier lifetime, and the rear and front surface recombination velocities were calculated by fitting experimental spectra and theoretical photoacoustic amplitude and phase signals. The results obtained by optical transmission and reflectivity measurements were used to compare the determined values of the optical absorption coefficient using photoacoustic (PA) and optical methods. The mobility of the photogenerated free carrier holes of single crystal marmatite was calculated, for the first time, to be μp ∼ 428 cm2/Vs.

AB  - Anisotropy in the thermal and electronic properties for two directions of a thermal wave propagation in GeSe2 single crystal was investigated using the photoacoustic frequency transmission technique. First, the electric field of an incident polarized light beam was adjusted to be perpendicular to the "c" axis (El⊥c), and then parallel to it (El//c) . It is shown that there is an obvious difference in the PA amplitude and phase spectra of the same sample, for cases when El//c and El⊥c axis. The results for thermal diffusivity DT obtained by fitting procedure for these two orientations of the electric field with regard to the "c" axis, are calculated: DT//=1.1×10-2 and DT⊥=1.7×10-3 cm2/s, e.g. their ratio is 6.6. The electronic transport parameters are also given: the carrier ambipolar diffusion coefficient D//=1.5 cm2/s and D⊥=2.5 cm2/s.

AB  - Photoacoustic frequency heat‐transmission technique is used to study thermal and carrier transport properties in low‐doped silicon wafers. Amplitude and phase photoacoustic signals as a function of modulation frequency of incident optical beam are measured using different experimental conditions. The thermal diffusivity, coefficient of excess carrier diffusion, carrier lifetime, and the surface recombination velocity were determined by comparing experimental results and calculated theoretical photoacoustic signals. The suitability of the photoacoustic frequency heat‐transmission technique as a contactless diagnostic method is assessed in comparison with the more conventional photothermal deflection and photothermal modulated reflection techniques.

AB  - Photoacoustic (PA) heat-transmission measurements were used to study transport in a nearly intrinsic Ge single crystal. A theoretical model was developed which quantitatively describes excess carrier and thermal-wave space distributions, within the semiconductor under monochromatic cw modulated excitation. The PA heat-transmission, reflection, and photothermal-beam-deflection signals can be calculated using this model. It is shown that the frequency characteristic of the measurement system can be eliminated using measurements on different thicknesses of the same sample. It is also shown that both the normalized phase and amplitude spectra, as a function of the modulation frequency, can be used to determine the values of the thermal diffusivity, the excess-carrier lifetime, and the surface recombination velocity.
